In this #theCUBE + NYSE Wired #CyberWeek highlight, our analyst David Vellante speaks with Ramine Roane, corporate VP at AMD, about the company’s chipletized architecture and advanced packaging technology. “On the silicon and advanced packaging side, AMD does have the lead in that we've been building chipletized devices for a while on Epic. Our big compute density and power advantage came in when we started to chipletize the device into compute dies. We also built versions where we have memory on top,” Roane shares. “It's like a 3D V-Cache, that's how we call it, but it's really 3D on 2 and a half D. That's the type of technology we used for our Instinct GPUs where we have an IO die on the bottom that has all the IOs and the memory hierarchy. We have the GPU compute dies on the top, basically packing things in 3D, which our competitor is not doing.
